STATS and Aeluros Team Up to Develop Low Cost Packaging Solution for 10 Gbps Applications
Combined Effort Extends Technical Capability of PBGA Package To Serve High-Speed Networking Applications.
Singapore and Milpitas, California, April 15, 2003 -
ST Assembly Test Services Ltd. (“STATS” – NNM: STTS and SGX: ST Assembly), a leading independent semiconductor test and advanced packaging service provider, has developed a low cost packaging solution for 10 Gbps applications by optimizing the technical characteristics of the standard laminate PBGA package.
STATS’ 10 Gbps solution was developed jointly with Aeluros, a leader in high-performance, low-power CMOS solutions based in Mountain View, California. Aeluros is a fabless semiconductor company innovating serial 10 Gbps high-density physical layer solutions in mainstream CMOS technology. By combining dramatic power reduction techniques with a deterministic product development methodology that models all the components of a high-speed circuit, Aeluros’ technology enables significant increase in both device and system density. The Aeluros technology has been proven through the successful implementation of a device that has integrated four independent 10 Gbps serial links while still achieving very low power consumption.
By combining respective research and development efforts during the IC design layout process, STATS and Aeluros were able to successfully expand the potential of the PBGA package to address the requirements of 10 Gbps applications. In typical systems, achieving the performance and power requirements of 10 Gbps would require the use of either an EBGA or Flip Chip package. Aeluros will be deploying STATS’ low cost solution to deliver a series of leading-edge high-speed CMOS devices.
Starting with the initial stage of chip design layout, STATS’ Characterization and Design teams ran a series of high frequency structure simulations to maximize the efficiency of the design. Modifications to the package substrate layers were also made to optimize electrical signal integrity and to minimize the effects of part-to-part manufacturing variations.
“By focusing closely on the geometry of the package structure, STATS and Aeluros have together developed an electrically robust design that encompasses the process variations associated with substrate manufacturing,” said Dr. Roger Emigh, STATS’ Director of Package Characterization. “What we have done is to push the technical boundaries of the PBGA to truly deliver a low cost solution to handle high speed 10 Gbps applications.”
“This is our first joint R&D effort with STATS and we had very good synergy right from the get go,” said Nader Gamini, VP of Manufacturing and a co-founder of Aeluros. “STATS’ engineering expertise in high speed solutions was invaluable in helping us to forge ahead with our high integration CMOS technology for next generation 10 Gbps devices.”
“Using this innovative and low cost solution, Aeluros will be able to quickly and easily offer to the market 10Gbps products to meet demand for high performing, low power CMOS devices.”
